JBS, MPS Diode (650~1700V)
In SBDs (Schottky diodes), the leakage current increases rapidly at higher temperatures due to the Schottky barrier lowering effect; therefore the blocking voltage of conventional SBDs is limited.
Automotive Grade JBS diode (Junction Barrier Controlled Schottky Diode) designed to integrate multiple P regions to surround the Schottky region. According to the characteristics of the PN junction, the maximum electric field moves from the Schottky barrier to the bottom of the P region. Thus, the off-state leakage current is reduced, and the speed of the JBS is not affected since the turn-on of the device is still through the majority of the carrier electrons. Thus, JBS diodes provide excellent performance over a wide voltage range (e. g., 600 V-3.3 kV).

The Automotive Grade-MPS diode (Merged PIN Schottky diode) is proposed based on the JBS structure, which has a large P region embedded in the Automotive Grade surface, which is beneficial to obtain PN junction and bipolar current conduction mode. The device manufacturing process also has a significant impact on the surge capability, especially the P-region implant and P-ohmic contact processes. For P-region implants, the implant dose and temperature affect the surface morphology and crystal quality of the implanted region. Therefore, the MPS diode focuses on improving the forward characteristics of the device, and its design goal is to introduce the conductivity modulation of the PN junction to reduce the voltage drop of the SBD at high density forward current.
Features: Hybrid PIN-Schottky diode (MPS) has low voltage drop in the on-state, low leakage in the off-state, fast switching characteristics and good high temperature characteristics.
